Enemies you feel sorry for killing?

Uhm... looking at the title I'd say it is self-explanatory. I would add that I'm referring to videogames.

I'll start with this one:

Felt horrible every time i burned them and they started screming.
 
In Castlevania: Lords of Shadow, you strangle your mount after you're done riding around on them. Which I find really cruel, since you already tamed them before.
 
Waddle Dees (especially in Epic Yarn). They just walk around looking adorable when Kirby suddenly eats them whole, crushing them inside his body.
 
The colossi in SOTC. No other game comes close.
These dudes are literally chilling and as the character I go out of my way to murder them.

I was wrong the boss is actually a close second.
 
Not an enemy, but I shot a turtle in AC4 Black Flag. Intentionally I thought I could craft something out of it. Turns out you couldn't. My GF was shocked and upset I killed it, felt bad afterwards. Lol

Galapagos tortoises in Far Cry 3. Especially after fending off genuinely dangerous wildlife, it felt so needless and cruel to kill these lumbering things. And yet I did.

Dragon God - Demon Souls...I mean he's a angry dude who wants nothing but your death, but yeah, when you pin him down with two harpoons and you need those last few hits to finish him off and he just sits there wincing in pain, I feel bad.

Though I think there is a game breaking bug that if you kill him as he kills you, you will be unable to finish the game as it won't register the kill and the final sequence won't be initiated by the maiden in black. So I guess he can potentially get some form of payback.

As others have said - Sif is pretty rough especially if its after you do the DLC.
 
Generic guards in games like Deus Ex and Dishonored who aren't particularly evil, who are just doing their jobs. I avoid killing them if at all possible.

But ones like the Belltower PMCs who storm the pod hotel, fuck those guys. Seriously.

Demon's Souls
After reading some fan theories... The moment is just as tragic, but now I understand why it had to be done, and it wasn't just to open the path to the Old One.
Astraea lost her way and turned from healing the people of the swamp to letting them worship her and throw their lives and fortunes at her. Notice how she sits on a massive heap of gold and treasures. Notice how the Depraved masses bow to her and receive nothing in return. She's far more sympathetic than the Old Monk or Allant, but she still abused her power.
 
This will sound absurd but...

Almost everything in GTA games. I don't actually want to kill every damn person in my way or care about wiping out 100% of huge waves and groups of baddies. I don't want endless missions of "go here and kill 50 people who we're offering no explanation as to why they need killing" in formats that rarely offer any challenge. There's no way a hundred generic gang members should actually come defend some random abandoned house. I hated the tease that heists in V could be done wisely and cleanly with the first one but the others all require epic slaughters no matter what options you try to use.

Basically, human foes that are added into a game just for the sake of needing to kill them without any actual function or reason to it. Also, please keep in mind that feeling bad for doing it and enjoying some senseless violence from time to time are not mutually exclusive. I'm not saying it can't be fun if presented well but far too often it's just "kill a ton of people just 'cuz".
 
In The Last of Us, I had a really hard time killing
the doctor/surgeon at the end. Some may not consider them 'enemies' but since the game made me kill him, I'll classify them as such.
. I, definitely, felt sorry for it and wish it didn't force me to.
