Stuff like Epic Citadel's higher quality textures on the iPhone 4's retina display may be culprit of the 512MB RAM, but I think since the Epic Citadel was updated to support the new retina display Touch, it probably uses the higher quality textures w/ just 256MB of ram, so not even that probably needs the ram.
If youre wondering why I didnt run Epics amazing Citadel demo, its because of the next major difference between the iPhone 4 and the iPod Touch: memory size.
The A4 in the iPod Touch appears to be a lower clocked version of what you get in the iPad, it only has 256MB of memory compared to the 4s 512MB. Currently Epics Citadel demo treats the iPod Touch as an iPhone 4 and crashes before getting into the demo as a result. Epic should have an update out soon that fixes the problem by lowering texture quality to fit within the memory limits of the iPod Touch.

It does not have the IPS screen however it does have the new resolution, or retina display if you want to call it that. It has worse viewing angles basically. Overall though, this is one of the best improvements for the touch. Generally they make the cheapest model last years and introduce the new ones at 299+ but they didn't do that this year which is nice.
I did a side-by-side comparison between my old 3GS and new iPhone 4. There is a huge difference in colors, most noticeably: when side-by-side, browsing a site with a white background shows as "sepia" in 3GS. Developing for the iOS is becoming more and more like Windows gaming with the wide variety of hardware to support (though I guess it's not as bad as Android's various hardware & resolution models), especially if the new 2nd gen iPad has 512MB of RAM and comes out Q1 2011 like rumored.
Well if the iPhone 4 goes to Verizon and T-Mobile next year, and the new iPad also has 512MB of RAM, that might push the odds of seeing games using all that RAM to a small bit higher.
I think realistically you won't see any games that don't work on 256MB devices, just games that scale back textures or whatever like Epic Citadel does.

The other part is the cellular spectrum stuff kinda sucks here. Verizon and Sprint (and a few smaller networks that I think lease from them) are CDMA so Apple would have to make a separate phone to work on their networks. AT&T and T-Mobile are GSM, but T-Mo has some weird 3G frequency use that isn't used much in the world, while AT&T uses the same stuff most of the world uses, hence one model working everywhere.
Next year is a kind of possible perfect storm, the AT&T exclusivity deal is supposedly up and LTE (GSM's 4G basically) is rolling out, particularly Verizon. If LTE (and/or GSM/LTE+CDMA) hardware is available it gives the possibility to stick with making a single phone for everyone.
